Even though Doctor Who is technically a children’s show, it’s had plenty of truly terrifying moments that rival any horror movie. Here are six of the scariest villains from the show.
6. The Master
The Master is the Doctor’s ideological opposite – another renegade Time Lord who uses his TARDIS and other Time Lord technology to corrupt and control, rather than to help and heal.
5. Jamie
There’s something extra creepy about an evil child, and this innocent child in the eternal gas mask is one of the creepiest ever. One touch from this little boy won’t just kill you, it will make you just like him. Forever.
4. Vashta Nerada
The Vashta Nerada live in shadows, only able to strike in the darkness. Light will keep them away, but if they attach themselves to you, they can reduce you to bones in a fraction of a second.
3. The Daleks
The Daleks are hatred incarnate, a race of monsters inside pepperpot machines dedicating to exterminating all life in the Universe.
2. Weeping Angels
The Weeping Angels only look like statues, because they can only move when no one is looking at them. Yet in the blink of an eye, they can strike and devour you.
1. The Silence
The faceless men in suits are the personification of “out of sight, out of mind.” Anyone who sees them will instantly forget the moment they look away. They could be right behind you or chasing you, and you would forget all about them the moment you turned to run.

They are scary. Those last two…yikes.
I don't watch Dr. Who, but those villains do look creepy.
Since I haven't watched it I can't really add to that list.
I don't really think The Silence or The Weeping angels are that scary. I'm a Dalek loyalist, but they're not really creepy, more cuddly. The Master, is a good villain because he's also very sympathetic.
Really the only one off hand I can think of that kind of freaked me out would be that monster that absorbed people into itself. But in that one it was really more gross than anything.
Maybe Davros. He's got that whole cellular thing going on with his chest.
